技術名稱: CMOS功率放大器

技術簡介

CMOS功率放大器為近年來通訊電子領域極為熱門的議題之一。由於長期以來CMOS元件無法提供高功率,因此功率放大器市場一直以砷化鎵材料為主,也使的傳統以CMOS為設計核心的傳收器電路無法跨足到功率放大器,因此造成系統整合度差,需付出額外的系統尺寸與組裝成本。從2006年來,陸續有英代爾(Intel)、加州柏克萊大學(UC Berkeley)以及韓國三星電子等國際團隊投入高功率CMOS功率放大器的開發,相關研究成果已經以商品實現於無線區域網路系統(WiFi),使該系統能提供極高整合度與低成本的解決方案。唯在高功率領域尚需更突破性的研發,工研院於2008年開始開始積極開發適用於高功率領域的電晶體IP以及相關專利,並於2010年達成瓦特等級高功率CMOS放大器的研發成果。

Abstract

Recently, CMOS power amplifier is a hot topic in RF research. Since CMOS device can not operate at high power and high efficiency, GaAs devices dominate power amplifier market for a long time. That makes that the CMOS based RF transceiver can not include power amplifier and extra integration cost is required. Since 2006, couple of international research group like Intel, U.C. Berkeley, and Samsung start to develop CMOS power amplifier. The results are applied in Bluetooth, WiFi and GPRS. It provides a high integration and low cost soution. However, more aggrasive breakthrough is required in higher power application. Since 2008, ITRI started to develop IPs of high power CMOS power cell and bias circuits and implement W-level CMOS power amplifier in 2010.

技術規格

以65nm CMOS製程工藝,實現之射頻功率放大器 ,符合LTE功率放大器性能要求,增益達29dB,效率29%,最大輸出功率31.4dBm。另外有以0.18微米CMOS,實現之WiMAX射頻功率放大器 ,,增益達17dB,效率28%,最大輸出功率30.4dBm

Technical Specification

ITRI implemented a 65-nm CMOS power amplifier with 29-dB gain, 29% P.A.E., and 31.4-dBm saturated power in 1.9 GHz. In addition, ITRI also implement a power amplifier in 0.18um CMOS with 17-dB gain, 28% P.A.E. and 30.4-dBm saturated power in 2.6 GHz.
