技術名稱: 自動化LED晶粒品質檢測技術

技術簡介

建立線上自動化LED晶粒品質檢測技術,LED晶粒廠商會以96小時的壽命抽樣測試結果作為可靠度判斷的依據,但仍耗時過長且十分費工。因此,建立LED篩檢評估技術縮短LED壽命測試時間是十分具有產業效益的事情。開發LED晶粒品質快速檢測核心技術及關鍵模組,可快速驗証晶粒品質是否符合符合規格,探討晶粒之失效模型,大幅節省時間人力成本

Abstract

The purpose of this project is to develop an automatic chip quality inspection method instead of traditional life test. This procedure can make sure chip lifetime and reliability. However, the testing process is time consuming. Thus, it is valuable to develop high speed testing method to speed up the chip quality inspection process. This project has developed a testing module that can apply to die quality inspection base on different failure model during trasient aging process. Results can effectively reduce time cost for mass production.

技術特色

藉由即時監控回饋製程參數,提升品質與良率整合現有LED晶粒線上測試機台,單顆晶粒檢測速度約2~3分鐘,大幅度縮短LED壽命抽樣測試時間由96小時減少至1小時
