技術名稱: 5G異質載板雷射切裂試量產平台技術

技術簡介

透過建立PFO試量產平台,協助載板廠快速通過產品認證,搶進國際5G供應鏈,並由PFO製程拓展應用至ABF/Glass、TGV等高階先進玻璃封裝製程。

Abstract

the PFO laser optical module enable to administer the micro-/nanometer structures and surface/internal modification for various materials via one step process. This technology is applicable for vechical center information display, hard/brittle with multiplayer materials machining, MEMS, surface treatment of injection mold, and 5G heterogeneous integration.

技術特色

提供自主開發之光學模組,並搭配合適脈衝波長,並透過場對應整形技術,可高速衰減軸向末端之殘餘能量,形成低熱影響區之無痕低崩角雷射切割技術,提高效率3X以上。切割後表面不產生缺陷,並改質品質增加而減少裂片後的毛邊(Chipping?5μm)與熱影響區(HAZ<50μm)"
